چکیده

A methodology is developed to determine the bias voltage waveform needed to achieve a desired (pre-selected) ion energy distribution (IED) on a substrate in contact with plasma. The approach is applicable to collisionless sheaths at all radio frequencies. It combines a circuit model with an equation for a ‘damped’ sheath potential to which ions respond. The methodology is demonstrated by computing the rf voltage waveform required to achieve a Gaussian IED with specified mean energy and energy spread on an electrode biased through a blocking capacitor. This inverse problem has multiple solutions, i.e. there exists a multitude of waveforms all producing the same IED. (Some figures in this article are in colour only in the electronic version)

REVIEW ARTICLE Tailored ion energy distributions on plasma electrodes

As microelectronic device features continue to shrink approaching atomic dimensions, control of the ion energy distribution on the substrate during plasma etching and deposition becomes increasingly critical. The ion energy should be high enough to drive ion-assisted etching, but not too high to cause substrate damage or loss of selectivity. In many cases, a nearly monoenergetic ion energy dist...

Effect of nonsinusoidal bias waveforms on ion energy distributions and fluorocarbon plasma etch selectivity

The distributions of ion energies incident on the wafer significantly influence feature profiles and selectivity during plasma etching. Control of ion energies is typically obtained by varying the amplitude or frequency of a radio frequency sinusoidal bias voltage applied to the substrate. The resulting ion energy distribution IED , though, is generally broad. Controlling the width and shape of...

Automatic Phase Advancing in a Stand-Alone Switched Reluctance Generator at Different High Speeds for Desired Output Voltage

The switched reluctance motor is a singly excited, doubly salient machine which can be used in generation mode by selecting the proper firing angles of the phases. Due to its robustness, it has the potential and the ability to become one the generators to be used in harsh environment. This paper presents an energy conversion by a Switched Reluctance Generator (SRG) when bifilar converter ci...

An Intelligent Method Based on WNN for Estimating Voltage Harmonic Waveforms of Non-monitored Sensitive Loads in Distribution Network

An intelligent method based on wavelet neural network (WNN) is presented in this study to estimate voltage harmonic distortion waveforms at a non-monitored sensitive load. Voltage harmonics are considered as the main type of waveform distortion in the power quality approach. To detect and analyze voltage harmonics, it is not economical to install power quality monitors (PQMs) at all buses. The ...
